A 2D Scanner by Surface and Bulk Micromachined Angular Vertical Comb Actuators

چکیده
DEVICE DESIGN We present the design, fabrication, and demonstration of a fully decoupled 2D gimbal scanner with angular vertical comb (AVC) actuators. The device is realized by combining a foundry surface-micromachining process (MUMPs) with a 3-mask deep-reactive-ionetching (DRIE) post process. Surface-micromachining provides versatile mechanical design and electrical interconnect while bulk micromachining offers flat micromirrors and high-force actuators. The scanner achieves DC mechanical scanning ranges of h6.2" (at 55 Vdc) and *4.1" (at 50 Vdc) for the inner and outer gimbals, respectively. The I-mm mirror has a radius of curvature of 40 cm.

Self-assembly technique for MEMS vertical comb electrostatic actuator
We report a very simple and reliable method for making Self-Assembled Vertical Comb (SAVC) drive actuators by using the standard SOI bulk micro-machining processes. The initial angular offset of the movable combs is prepared by using the process stiction which occurs during drying process after sacrificial release. The optical scanner integrated with SAVC has shown good electrostatic scanning p...

Two-dimensional (2D) optical scanners with large-area mirrors and large angular rotation are of great interest for applications in display, printing, optical scanning and sensing, optical data storage, and free-space optical links between satellites. The Micro-Electro-Mechanical System (MEMS) technology is very attractive to reduce the size, weight, and complexity of the optical scanners. Sever...
متن کاملLinearization of a two-axis MEMS scanner driven by vertical comb-drive actuators
A driving scheme using a pair of differential voltages (Vx, Vy) over a bias voltage is proposed to linearize the dc characteristic (angle versus voltage) of a two-axis MEMS scanner. The micromirror has a gimbal-less structure and is driven by vertical comb-drive actuators in conjunction with a leverage mechanism. At an optimal bias voltage of 53 V, a linear optical scan range of ±3.2◦ is achiev...
متن کاملLow Voltage Mems Analog Micromirror Arrays with Hidden Vertical Comb-drive Actuators
We report on a novel, polysilicon surface-micromachined one-dimensional (1-D) analog micromirror array. Large continuous DC scan angle (23.6° optical) and low operating voltage (6V) have been achieved using vertical comb-drive actuators. The actuators and torsion springs are placed underneath the mirror (137 × 120 μm) to achieve high fill-factor (91%). The measured resonant frequency of the mir...
متن کامل3D Modelling of MEMS Components for Coupled Elastic - Electrostatic Characterization
This paper presents a method for modelling MEMS components whereby the designer can perform precise electrical, mechanical, and coupled electrical and mechanical simulations. Both surface and bulk micromachined components can be modelled at a geometrical level by defining simplified pseudo processes for a commercial CAD tool such as CovertorWare. The procedure for this approach is described wit...
